The general trend in the electronics industry aims to increase the density of integrated circuits and leads to the reduction of the size of Si transistors to their fundamental limit. Innovative device structures and new materials must then be explored to continue the fast progress of information technology and telecommunications. Intensive research is now concentrated on strained materials and heterostructure devices that cannot be accurately analyzed with traditional drift-diffusion or hydrodynamic simulators. The main purpose of this work is to characterize and develope new silicon based device structures and perform an accurate analysis on state-of-the-art high-frequency and high-power High Electron Mobility Transistor (HEMT) devices, through both commercial simulation tools and a full band Cellular Monte Carlo (CMC) simulator, in order to investigate what are the more important factors allowing improvements in reliability and manufacturability of both silicon based devices and AlGaN/GaN HEMTs at mm-wave frequencies.

La tendenza generale nell'industria dell'elettronica odierna è di aumentare la densità di dispositivi nei circuiti integrati minimizzando le dimensioni dei transistor fino ad arrivare al loro limite fondamentale. Transistor con strutture alternative e nuovi materiali vengono pertanto esplorati al fine di continuare il progresso nella tecnologia dell'informazione e delle telecomunicazioni. Gran parte della ricerca più avanzata riguarda dispositivi a hetero-struttura, la cui caratterizzazione non può essere fatta in dettaglio utilizzando solo i tradizionali simulatori drift-diffusion e idrodinamici. Il principale scopo di questo lavoro è di sviluppare e analizzare dispositivi tecnologicamente avanzati basati sul silicio ed eseguire un’attenta analisi di High Electron Mobility Transistor (HEMT) che rispecchino lo stato dell'arte per dispositivi ad alta frequenza e alta potenza, utilizzando sia simulatori commerciali sia un simulatore full band Cellular Monte Carlo (CMC) , al fine di definire quali siano i fattori più importanti che permettono di migliorare l'affidabilità' e la fattibilità sia dei dispositivi in silicio che di AlGaN/GaN HEMT per frequenze millimetriche.

La tendenza generale nell'industria dell'elettronica odierna è di aumentare la densità di dispositivi nei circuiti integrati minimizzando le dimensioni dei transistor fino ad arrivare al loro limite fondamentale.
