A complete DC electrical characterization, Diva like analysis, and high-voltage pulsed regime studies have been carried out on T-Gate HEMT devices. We have discovered that different GD overhang lengths don’t affect DC analysis, but have a strong impact on the slope of Output characteristic in pulsed regime at high voltage values and on the breakdown voltage.

Abstract
